• Engage with both external and internal suppliers regarding backend photonics processes, including dicing, coating, wafer bumping, flip-chip die attachment, and wafer-scale assembly.

• Innovate and develop cutting-edge optical/electrical integration packaging solutions from initial concept through design validation for advanced high-speed optical subsystems, such as co-packaged optical transceivers and multi-chip modules utilizing InP, GaAs, and silicon photonics components.

• Engineer integration processes for multi-chip hybridized optoelectronic integrated circuits, incorporating flip-chipped lasers, silicon photonic ICs, and high-speed analog and digital ICs on specialized substrates.

• Assess and specify laboratory equipment for wafer-scale assembly processes, including die bonding, mass reflow, under-fill, wafer dicing, and component packaging.

• Design and execute optical die attachment and alignment processes between lasers, photonic integrated circuits, and optical fibers. Conduct design of experiments (DOE) to enhance accuracy, reliability, and efficiency.

• Collaborate with module and package designers to co-design substrate die attach features such as solder pads, under bump metallurgies (UBMs), solders, and optical fiducials.

• Evaluate and source essential materials, including optical adhesives, solders, fluxes, and thermal compounds.

• Conduct measurements and analyses of optical alignment, thermal efficiency, and mechanical stability, including tolerance analysis and characterization.

• Design or specify necessary fixtures and tooling for flip-chip die attachment and wafer-scale assembly processes.

• Prepare process qualifications at both component and subsystem levels in partnership with the quality assurance team.

• Design experiments focused on packaging reliability and perform Failure Mode Engineering Analysis (FMEA).

• Document critical research and development findings for intellectual property protection and create operational work instructions.

Qualifications

• A Bachelor's degree or higher in Applied Physics, Electronics Engineering, Optoelectronics Engineering, Material Science, or a related discipline. Equivalent industry experience is also acceptable.

• A minimum of 2 years of industry experience in silicon photonics fabrication, backend processes, and packaging.

Essential Skills

• Strong understanding of III-V photonics fabrication, backend processes, and packaging techniques.

• Practical experience in cleanroom/laboratory settings, focusing on the implementation and enhancement of processes such as flip-chip die bonding, wire bonding, epoxy bonding, eutectic reflow, soldering, lens placement, and active optical alignment.

• Proficient in process debugging methods and tools, including cross-sectioning, visual inspection, metallurgical analysis, scanning electron microscopy (SEM), and other laboratory analysis instruments.

• Solid knowledge of material chemical and physical properties and their compatibility in die bonding and optical alignment.

• Competence in utilizing thermal and mechanical modeling tools for tolerance analysis, coefficient of thermal expansion (CTE) mismatch analysis, and long-term reliability assessments.

• Experience in high-speed electronics package design and/or laser package design.

• Familiarity with 2D, 2.5D, and 3D wafer-scale assembly techniques.

• Ability to design and oversee internal and external vendors in the manufacturing of fixtures and tooling required for assembly processes.

• Proficient in SolidWorks and thermal analysis tools.

• Experience with New Product Introduction (NPI) and/or Product Lifecycle Management processes is advantageous.

• Familiarity with Oracle, Agile, and MS Project is desirable.

• Knowledge and experience in manufacturing support, including optical component testing and performance evaluation.

• Highly self-motivated with a robust multidisciplinary background is essential.
