Position Summary:

Arm is seeking a highly skilled Principal Packaging Architect to join our System Integration division. In this pivotal role, you will collaborate with various teams including IP, SoC Design, Package Design, Signal Integrity, Power Integrity, Thermal, and Thermomechanical Testing to spearhead the development of cutting-edge packaging solutions.

Your expertise will be crucial in pinpointing essential packaging technologies, forging partnerships with third-party entities, and tackling challenges related to advanced packaging techniques such as 2.5D/3DIC and sub-3nm nodes. This position demands a strong engineering focus on package design, assembly yield analysis, die-to-die interfaces, and manufacturing processes.

Key Responsibilities:
  • Conduct pathfinding initiatives with new projects to enhance system-level solutions.
  • Identify and implement innovative technologies that elevate the performance of Arm architectures.
  • Collaborate closely with both internal and external partners on silicon disaggregation and chiplet strategies for advanced packaging, including the integration of emerging-memory chiplets.
  • Determine critical components for Arm's packaging roadmap and communicate these strategies to key stakeholders.
  • Drive design methodologies that optimize performance and manufacturability in packaging.
  • Engage with external partners to ensure successful assembly prototypes.
Essential Skills and Experience:
  • Comprehensive understanding of package failure mechanisms and their underlying causes.
  • Proficiency in packaging standards, including 2.xD, 3D, and various chiplet packaging methodologies.
  • Solid knowledge of signal integrity, power integrity, thermal, and thermomechanical principles.
  • Extensive experience with memory interfaces such as HBM3 and GDDR6.
  • A minimum of 12 years of experience in package engineering, particularly in advanced multichip system-in-package applications.
Preferred Skills and Experience:
  • Strong interpersonal skills, proactive approach, and a willingness to engage with new concepts and share knowledge with colleagues.
  • A degree in Electrical Engineering or Mechanical Engineering (Bachelor's, Master's, or Ph.D.) or equivalent experience.
Compensation:

Salary Range: From $230,265 to $311,535
